Job description
The IC Packaging Assembly Engineer will focus on the development, optimization, and sustaining of advanced flip-chip BGA assembly processes. This role involves working with cross-functional teams to lead SoC package development efforts and drive innovation in package architecture and integration. The engineer will also collaborate with foundries and OSAT to transition packaging solutions from concept to high-volume manufacturing. Strong communication skills and the ability to work independently are essential for success in this highly visible position.
Requirements
- Bachelor's degree and 10+ years of relevant industry experience or equivalent.
- M.S. or PhD in Materials Science, Mechanical Engineering, Chemical Engineering, Electrical Engineering, or an equivalent field is desired.
- 5+ years of extensive experience in the Semiconductor Packaging field.
- Working knowledge in materials characterization and analysis.
- Good communication skills to work well with internal multi-functional teams and overseas suppliers.
- Ability to work independently with minimum supervision.
- Good engineering problem-solving skills with strong engineering physics and fundamentals.
- Working knowledge of package design software such as APD and Virtuoso.
- Good program management skills.
Responsibilities
- Lead packaging assembly technology development.
- Define assembly baseline processes and decide package BOM.
- Establish package design rules optimized for performance, reliability, yield, and cost.
- Drive industry advancements with new material development and specifications.
- Collaborate with cross-functional teams to lead SoC package development efforts.
- Work with foundries and OSAT to bring packaging solutions from concept to high-volume manufacturing.
- Manage projects with a focus on engineering excellence and innovation.
