Job description

The IC Packaging Assembly Engineer will focus on the development, optimization, and sustaining of advanced flip-chip BGA assembly processes. This role involves leading packaging assembly technology development and working with cross-functional teams on SoC package development efforts. The engineer will drive innovation in package architecture and integration while collaborating with foundries and OSATs to bring packaging solutions from concept to high-volume manufacturing. The position requires strong problem-solving skills and the ability to work independently on projects.

Requirements

  • Bachelor's degree and 10+ years of relevant industry experience or equivalent.
  • M.S. or PhD in Materials Science, Mechanical Engineering, Chemical Engineering, Electrical Engineering, or an equivalent field is desired.
  • 5+ years of extensive experience in the semiconductor packaging field.
  • Working knowledge in materials characterization and analysis.
  • Good communication skills to work well with internal multi-functional teams and overseas suppliers.
  • Ability to use package design software such as APD and Virtuoso.
  • Good program management skills.

Responsibilities

  • Lead the development of packaging assembly technology.
  • Own the optimization and sustaining of the advanced flip-chip BGA assembly process.
  • Define assembly baseline processes and decide package BOM.
  • Establish package design rules optimized for performance, reliability, yield, and cost.
  • Drive industry advancements with new material development and specifications.
  • Collaborate with cross-functional teams and lead SoC package development efforts.
  • Manage projects with minimum supervision.
