Job description
This position is for an experienced Engineer who will lead the development of rapid IC packaging for individual die, focusing on Failure Analysis and New Product Introduction (NPI) tasks. The role involves collaborating with internal and external partners to establish advanced packaging processes that meet NPI goals. The engineer will work closely with the IC Failure Analysis team and other design and engineering teams to drive innovative packaging methodologies. A strong background in packaging and failure analysis is essential for success in this role.
Requirements
- B.S., M.S., or Ph.D. in Materials Science, Mechanical Engineering, Electrical Engineering, Physics, or a related semiconductor field.
- Deep understanding of flip-chip, 2.5D/3D packaging, wire bonding, and advanced substrate architectures.
- 12+ years of hands-on experience in IC packaging development and/or package design, NPI.
- Familiarity with IC package EDA software and Finite Element Modeling tools is a strong plus.
- Basic understanding of advanced packaging related failure analysis techniques and equipment.
Responsibilities
- Drive the process, mechanical, thermal, and material evaluation of the latest IC packages.
- Manage rapid prototyping builds, package stack-ups, and assembly processes for new packaging architectures.
- Pioneer new packaging and die-level processing methodologies and evaluate innovative packaging materials.
- Coordinate comprehensive physical and electrical failure analysis on prototype builds.
- Collaborate with foundries and OSAT partners to develop and test required processes, tooling, and workflows.
