Job description
The IC Packaging Engineering Lead at Apple will work on innovative packaging solutions that drive the development of groundbreaking technologies. This role involves collaboration with cross-functional teams and external partners to bring packaging solutions from concept to high-volume manufacturing. The ideal candidate will have a strong background in semiconductor packaging design and technology development, with a focus on delivering high-performance interconnects. Excellent problem-solving skills and communication abilities are essential for success in this position.
Requirements
- Bachelor's degree with 10+ years of relevant industry experience or a Master's/PhD with 6+ years of experience in the relevant industry.
- Experience in Semiconductor Packaging Design, Process & Technology Development.
- Good understanding of cross-functional packaging areas including Si floor plan, package layout, and architecture.
- Knowledge of advanced packaging technologies and high-density interconnects.
- Excellent problem-solving skills with a strong foundation in physics and fundamentals.
- Strong communication skills to work effectively with internal teams and overseas suppliers.
Responsibilities
- Lead package integration and architecture efforts with cross-functional teams.
- Collaborate with third-party vendors and OSAT to develop packaging solutions from concept to high-volume manufacturing.
- Drive the development of innovative packaging solutions, including package, module, and technology development.
- Manage multi-functional coverage on package layout, signal integrity, thermal design, and reliability.
- Work independently on projects with minimal supervision.
